Particle penetration with delta potentials in Kane-type semiconductors

Розглянуто тунелювання електронів крізь сферичний, вузький, проникний дельтаподібний потенціальний бар’єр у напівпровідниках типу A3B5. Використовуючи рівняння Кейна разом з умовами неперервності хвильових функцій та розривом потоку на межі сферичних точок, аналітично розраховано амплітуду тунелювання для квантових точок напівпровідника. Продемонстровано, що залежність коефіцієнта пропускання від енергії електрона має явний резонансний характер.
