New scheme for calculating the kinetic coefficients of wurtzite semiconductor based on ab initio approach:
The case of GaN

У запропонованій статті вперше представлено новий ab initio метод визначення кінетичних характеристик напівпровідника зі структурою вюрциту, де, як приклад, розглядається нітрид галію. Явища переносу в напівпровіднику описуються на основі послідовно розроблених короткодіючих моделей взаємодії електрона з різними типами дефектів кристалічної ґратки зі структурою вюрциту. Ймовірності переходів при розсіюванні електронів на дефектах ґратки оцінювалися з використанням чисельно згенерованих власних функцій та самоузгодженого кристалічного потенціалу, отриманого в рамках теорії функціонала густини. Це дозволило виключити параметри підгонки для шести механізмів розсіювання електронів. Описано метод вибору псевдопотенціалів галію та азоту, який забезпечує краще узгодження теоретичних кіне тичних характеристик GaN з експериментальними даними в діапазоні температур 15–650 К. Встановлено, що моделі короткодіючого розсіювання краще узгоджуються з експериментом порівняно з моделями далекодіючого розсіювання.
