Quantum thermoelectric effects in nonequilibrium bipolar semiconductors

Теоретично досліджено термоелектричний транспорт крізь квантову структуру, вбудовану в біполярний напівпровідник, на прикладі квантового точкового контакту (QPC). Основну увагу приділено умовам існування нерівноважних носіїв заряду в напівпровіднику. Детально проаналізовано два ключові фактори: анізотропію функції розподілу носіїв заряду поблизу квантової системи та виникнення квазірівнів Фермі в її безпосередній близькості. Аналіз проведено в межах одноелектронного наближення з використанням формалізму Ландауера–Бюттікера. Встановлено, що на провідність QPC впливає виключно анізотропія функції розподілу носіїв заряду. Натомість обидва механізми нерівноважності суттєво впливають на коефіцієнт Зеєбека квантової системи з біполярними напівпровідниковими контактами.
